چکیده

Shubnikov-de Haas oscillations in selectively doped GaAs single quantum wells with AlAs/GaAs superlattice barriers has been studied at temperature T=4.2 K magnetic fields B<1 T. High-mobility heterostructures thin spacer had grown by molecular-beam epitaxy on (001) substrates. The mobilities of two-dimensional electron gas measured two crystallographic directions [110] and differ from each other more than 50%. Properly adapted expression for amplitudes anisotropic samples used correct analysis this oscillations. It was stated that life-time our as Hall bars oriented the varies less 5%. Obtained results show system mobility is isotropic aforementioned accuracy. Keywords: oscillations, mobility, life-time, barriers.

Shubnikov-de Haas oscillations in a two-dimensional electron gas in a spatially random magnetic field.

We report measurements of transport in a two-dimensional electron gas in a spatially random magnetic field in which the average magnetic field extends from the classical regime ^vc&t,1 into the quantum Hall regime. Experiments make use of a rough Nd-Fe-B permanent magnet on the surface of a GaAs heterostructure. Effective mass, transport and total scattering times, and g-factor-enhancement valu...

Shubnikov–de Haas oscillations of two-dimensional electron gas in an InAsN/InGaAs single quantum well

We present the first investigation of Shubnikov–de Haas (SdH) oscillations of two-dimensional electron gas formed in an InAsN/InGaAs single quantum well (QW) grown on an InP substrate using gas source molecular beam epitaxy and a radio-frequency (rf) plasma nitrogen source. The photoluminescence (PL) peak energy of the InAsN/InGaAs QW decreases compared with that of InAs/InGaAs QW. This agrees ...

Shubnikov-de Haas oscillations in high mobility GaAs quantum wells in tilted magnetic fields

We report on quantum magneto-oscillations in a high mobility GaAs/AlGaAs quantum well at very high (≥ 87◦) tilt angles. Unlike previous studies, we find that the spin and cyclotron splittings become equal over a continuous range of angles, but only near certain, angle-dependent filling factors. At high enough tilt angles, Shubnikov-de Haas oscillations reveal a prominent beating pattern, indica...

Tensile strained gray tin: Dirac semimetal for observing negative magnetoresistance with Shubnikov–de Haas oscillations

The extremely stringent requirement on material quality has hindered the investigation and potential applications of exotic chiral magnetic effect in Dirac semimetals. Here, we propose that gray tin is a perfect candidate for observing the chiral anomaly effect and Shubnikov-de-Haas (SdH) oscillation at relatively low magnetic field. Based on effective k·p analysis and first-principles calculat...

Shubnikov-de Haas oscillations in an organic conductor tetramethyltetraselenafulvalene-2,5-dimethyl-7,7', 8,8' tetracyanoquinodimethane (TMTSF-DMTCNQ)

2014 The observation of Shubnikov-de Haas (SdH) oscillations in the metallic, high pressure phase (Metal-II) of TMTSF-DMTCNQ (P > 10 kbar) demonstrates the 3-dimensional, closed nature of the Fermi surface at low temperature (T 2 K). We observe very small Fermi surface crosssections of 1.16 x 1017 m-2 and 2.6 x 1017 m-2 in the ab and ac planes respectively. From the field and temperature d...
